Investiga-se o comportamento elétrico da camada implantada de P no Si obtida por implantação iônica com 12 KeV de energia para 6 doses diferentes, variando de 10 12 a 1016 cm-2 . As propriedades elétricas foram examinadas através de medidas de resistividade de folha em função da temperatura entre 300 e 4,2 X. A determinação da distribuição em profundidade da densidade e mobilidade de portadores foi obtida por meio de medidas de coeficiente Hall e resistividade de folha após cada remoção sucessiva de camadas finas da amostra implantada através de oxidação anódica do Si.
The eleetrical behavior ofP implanted layer on p -Si (12 KeV ofimplantation energy) for 6 doses varying from jgl to 10-16 em -2 was investigated. The eleetrical properties were examined through sheet resistivity measurements as a fUnction of temperature between 300and 4,2 K. The depth distribution of dénsity and mobility of earriers was obtained through sheet Kali coeffieient and resistivity m'easurements following sueeessive removais of thin tayers of the inplantation by anedie oxidation.
